測定は、水素終端処理した Si(100)-(2x1) 表面上の Db を選択で実行されます。約 60 の拡張ドーパント空乏領域30結晶の熱処理によって作成される水面下 nm DB と一括バンドからいくつかの残り表面近くのドーパントを分離します。DBs の STM 観察のコンダクタンスはドーパントの温度・濃度などのグローバル サンプルのパラメーターに依存しているが、個々 の DBs もローカル環境16によって強い変化を表示を発見しました。単一 DB 上 STM 測定、時に電流の流れは DB (Γバルク) に一括と先端 (Γ先端) に DB からの電子でトンネルできます率によって支配される (図 1)。ただし、DB の伝導がローカル環境に敏感であるので近くドーパントの荷電状態の影響Γバルク(図 1 b) を DB のコンダクタンスを監視することによって推定することができます。その結果、DB のコンダクタンス近くドーパントの電荷状態を感知するためとドーパントが、料金一括 (ΓLH) からの電子を供給する使用ことができ、STM 探針、彼らを失う (ΓHL </c13 >)。これらのダイナ ミックスを解決するには、周りで先端は表面近傍の不純物のイオン化を誘発するしきい値電圧 (V木) TR STS が実行されます。ポンプ ・ プローブのパルスの役割は、ここで紹介 3 時間分解実験的手法で同じです。ポンプ一過性上をもたらしますバイアス レベル下からVthr、ドーパント イオン化を誘導します。これは次のより低いバイアスにプローブのパルスによってサンプリングされた DB のコンダクタンスを増加します。
このペーパーで説明したテクニックで STM を用いたナノ秒タイム スケールにミリ秒単位で発生するダイナミクスを特徴付けるしたい方お越しください。これらの技術は、電荷ダイナミクスを勉強に限定されない、STM (すなわち合衆国の上または表面近く) によって検出できる状態のコンダクタンスの非定常変化を介してダイナミクスが現れていることが重要です。プローブ パルスのデューティ サイクルはシステム ノイズ ・ フロアよりも小さい (通常一時的な状態のコンダクタンスがないと著しく異なる場合平衡状態から過渡平衡電流の違いを掛けたように1 pA)、信号がノイズで失われる、この手法では検出されません。本稿で説明した手法を実行するために必要な市販の STM システムの実験的変更は控えめなので、これらの技術は広くコミュニティにアクセス可能になりますが予想されます。

all-electronic nanosecond-resolved scanning tunneling microscopy: facilitating the investigation of single dopant charge dynamics
