La recherche de deux dimensions (2D) matériaux a fleuri ces dernières années depuis la réussite de l’isolement du graphène, en raison de la possibilité de 2D matériaux ayant des propriétés électriques, optiques et mécaniques supérieures sur leurs homologues de vrac1 , 2 , 3 , 4 , 5. matériaux 2D montrent des applications prometteuses en optoélectronique et appareils électroniques6,7, catalyse et eau divisant8,9, Raman exaltée de surface détection de diffusion 10,11, etc. la grande famille des matériaux en couche qui peut être exfoliée en matériaux 2D Voir la grande diversité, allant du graphène semi-métalliques pour le semi-conducteur multiples de métaux de transition (CMT ) et phosphore (BP) pour le nitrure de bore hexagonal isolante (h-BN) de noir. Ces matériaux et leurs heterostructures a été abondamment étudiée ces dernières années et ont fait preuve de nombreuses propriétés et applications nouvelles12. Autre moins étudiées, mais tout aussi prometteur 2D des matériaux dans le IIIA stratifiés-VIA (gaz, GaSe et InSe)13,14 et IVA-VIA (GeS, Paul et SnS)15,,16,17 familles ont aussi récemment reçue attention.
SnSe appartient à l’IVA-VIA groupe et cristallise dans une structure orthorhombique, dont les atomes sont disposés dans le groupe d’espace pnma et bouclée dans la couche, comme la structure cristalline du phosphorene. SnSe est un semi-conducteur de passage étroit avec une bande interdite de 0,6 eV, mais est plus connue pour ses propriétés thermoélectriques plus uniques, car il est rapportée pour avoir une très grande valeur (thermoélectrique figure du mérite) de ZT de 2,6 à 923 K18,19 , qui a été attribuée à sa structure électronique unique et une faible conductivité thermique. Tout en vrac SnSe cristaux est disponibles commercialement et peut être cultivés par des méthodes connues, telles que la méthode de la Bridgeman-Stockbarger20 ou la méthode de transport chimique en phase vapeur21, de plus en plus grande taille SnSe quelques couches et monocouche sur diélectrique substrats est plus difficile. Il existe de nombreux substrats pour soutenir la croissance matérielle 2D, tels que le graphite pyrolytique hautement orienté (HOPG), mica, SiO2, Si3N4et verre. Diélectriques de faible coût SiO2 sont les plus couramment utilisés de substrat, car ils permettent la fabrication de transistors à effet de champ, où les diélectriques servent dans le cadre de la porte arrière électrique. Dans notre expérience, à la différence de graphène et TMDs, il est difficile d’obtenir quelques-uns-couche ou simple couche SnSe flocons par la méthode d’exfoliation de micromécanique, comme en vrac SnSe a une haute intercalaires énergie de liaison22 32 MeV / Å2, ce qui conduit à l’épaisseur couches, même sur les bords des flocons exfoliées. Par conséquent, afin d’étudier les nouvelles propriétés électroniques des quelques couches et monocouche SnSe, une méthode de synthèse nouvelle, simple et peu coûteux de préparer des cristaux de SnSe monocouches de haute qualité, grande taille, sur substrats isolants est requise, notamment car SnSe a montre très prometteur comme candidat pour les applications thermoélectriques pour la conversion de l’énergie dans la gamme de température faible et modéré19.
Plusieurs chercheurs ont mis au point des méthodes permettant de synthétiser des cristaux de haute qualité SnSe. Liu et al. 23 et Franzman et al. 24 a utilisé une méthode de la phase soluble à synthétiser SnSe nanocristaux de différentes formes, telles que des points quantiques, nanoplaquesont, nanofeuillets cristalline unique, superhydrophobes et nanopolyhedra à l’aide de SnCl2 et alkyl-phosphine-sélénium ou dialkyl faisant comme précurseurs. Baumgardner et al. 25 synthétisé colloïdal SnSe nanoparticules par injection de bis[bis(trimethylsilyl)amino]tin(II) dans TRIOCTYLPHOSPHINIQUE chaud, et ils ont obtenu des nanocristaux de ~ 4-10 nm de diamètre. Boscher et al. 26 a utilisé une technique de dépôt chimique en phase vapeur pression atmosphérique pour obtenir SnSe films sur des substrats de verre à l’aide de précurseurs de l’étain tétrachlorure et diéthyl séléniure avec un ratio de tétrachlorure étain 10 plus de séléniure de diéthyle et leur synthèse SnSe films s’élevaient à environ 100 nm épais et argent-noir en apparence. Zhao et al. 27 utilisé vapor deposition de transport dans un système d’aspiration faible et synthétisé des monocristaux SnSe nanoplaquesont sur des substrats de mica et obtenu de nanoplaquesont carrés de 1 à 6 µm. Toutefois, pour obtenir des monocouches SnSe cristaux n'est pas possible à l’aide de ces techniques. Li et al. 28 synthétisés avec succès monocouche monocristaux SnSe nanofeuillets en utilisant une méthode de synthèse monotope avec SnCl4 et SeO2 précurseurs. Cependant, ils n’ont pu obtenir une taille latérale d’environ 300 nm pour leur nanofeuillets. Nous avons récemment publié notre méthode pour produire de haute qualité, cristaux de SnSe de monocouche grande taille qui sont la phase pure29. Ce protocole détaillé est destiné à aider les nouveaux praticiens à cultiver les autres grosses ultraminces 2D matériaux de haute qualité en utilisant cette méthode.

Séléniure de l’étain (SnSe) appartient à la famille des matériaux chalcogénures métal stratifiés avec une structure bouclée comme phosphorene et a montré potentiel pour des applications dans les dispositifs de la nanoélectronique à deux dimensions. Bien que de nombreuses méthodes pour synthétiser des nanocristaux SnSe ont été développés, un moyen simple pour fabriquer des flocons de SnSe monocouche de grande taille reste un grand défi. Ici, nous montrons la méthode expérimentale à cultiver directement monocouche grand format rectangulaire SnSe flocons sur couramment utilisés SiO2/Si en utilisant un procédé de fabrication en deux étapes simples dans un tube de quartz de la pression atmosphérique de substrats isolants système de chauffage. Le SnSe rectangulaire simple couche flocons avec une épaisseur moyenne de ~6.8 Å et des dimensions latérales d’environ 30 µm × 50 µm ont été fabriquées par une combinaison de la technique de dépôt de transport vapeur et azote eau-forte route. Nous avons caractérisé la morphologie, la microstructure et les propriétés électriques des flocons SnSe rectangulaires et obtenu excellente cristallinité et bonnes propriétés électroniques. Cet article sur le procédé de fabrication en deux étapes peut aider les chercheurs à se développer d’autres matériaux similaires à deux dimensions, grande taille, simple couche à l’aide d’un système de pression atmosphérique.
