De belangrijkste stap in de fabricage van ferroelektrische elementen ligt in het gebruik van een oppervlak schoon en zelfs/vlakke ondergrond. Hoewel vers gekloofd mica oppervlak is beide glad, er moet aandacht besteden aan de oppervlakken voorkomen lijden zichtbaar versplintering, lagen, scheuren, insluitsels, etc. na afzetting van de PZT laag splitsen, het monster werd gekoeld onder een hoge zuurstof druk (200-500 Torr) om de zuurstof vacatures. De succesvolle fabricage van flexibel niet-vluchtig geheugenelementen (NVME) speelt een belangrijke rol bij het benutten van het volledige potentieel van flexibele elektronica. NVME wordt voorzien van lichtgewicht, low-cost, low-power verbruik, hoge snelheid en hoge dichtheid opslagmogelijkheden naast gegevensopslag, informatieverwerking en communicatie. Perovskiet Pb (Zr, Ti) O3 (PZT) fungeert als een populair systeem voor dergelijke toepassingen gezien zijn grote polarisatie, snelle polarisatie over te schakelen, hoogtemperatuur Curie, lage dwingende veld en hoge piëzo-elektrische coëfficiënt. In ferroelektrische niet-vluchtig geheugen, kunt een externe spanning pols schakelen de twee restant polarisaties tussen twee stabiele richtingen, vertegenwoordigd door de '0' en '1'. Het is niet-vluchtig, en het proces van schrijven/lezen binnen nanoseconden kan worden voltooid. NVME gebaseerd op organische1,2,3,4,5,6 en anorganische7,8,9,10 ,11,12,13,14,15 ferroelektrische materialen zijn geprobeerd op flexibele ondergronden. Deze integratie wordt echter beperkt door niet alleen de substraten onvermogen van hoge-temperatuur groei maar ook de aangetaste Apparaatprestaties, huidige lekkage en elektrische kortsluiting vanwege hun ruwere oppervlakten. Ondanks veelbelovende resultaten, alternatieve strategieën zoals het dunner worden van substraat8 en de overdracht van de epitaxiale laag op een flexibele substraat15 lijden beperkte levensvatbaarheid met het oog op de geavanceerde meerstaps proces, de onvoorspelbaarheid van overdracht, en de beperkte toepasbaarheid.
Om de bovengenoemde redenen is het essentieel om te verkennen van een geschikt substraat welk vermag overwinnen beperkte thermische en operationele stabilities van zachte ondergronden tot verder flexibele elektronica. Een natuurlijke muscoviet mica (KAl2(AlSi3O10) (OH)2) substraat met unieke functies zoals beide gladde oppervlakken met hoge thermische stabiliteit, chemische bestendigheid, hoge transparantie, mechanische flexibiliteit, en compatibiliteit met huidige fabricage methoden kan worden gebruikt om effectief omgaan met deze vraagstukken. Meer nog, de twee-dimensionale gelaagde structuur van monoklien mica ondersteunt van der Waals epitaxie, die matigt lattice en thermische afstemmen, waardoor aanzienlijk het onderdrukken van het substraat klemmen effect. Deze voordelen hebben benut in de directe groei van functionele stikstofoxiden16,17,18,19,20,21,22, 23 op muscoviet onlangs, met het oog op de toepassingen van flexibel apparaat.
Hierin beschrijven we een protocol om direct groeien epitaxiale nog flexibele leiding zirkonium titanate (PZT) dunne lagen op muscoviet mica. Dit wordt bereikt door een pulserende laser deposition proces afhankelijk van de veelzijdige eigenschappen van mica, resulterend in van der Waals heteroepitaxy. Dergelijke geconstrueerde structuren behouden alle superieure eigenschappen van epitaxiale PZT op rigide één kristallijne substraten en uitstekende thermische en mechanische stabilities vertoont. Deze eenvoudige en betrouwbare aanpak een technologische voordeel biedt boven multistep-overdracht en substraat uitdunnen van strategieën en vergemakkelijkt de ontwikkeling van de langverwachte flexibele nog single-kristallijn non-volatile geheugenelementen vereiste voor volgende-generatie smart-apparaten met hoge prestaties.

Flexibel niet-vluchtig geheugen hebben veel aandacht gekregen, aangezien zij van toepassing zijn voor draagbare elektronische smart-apparaat in de toekomst beroep op high-density gegevensopslag en loeien-vermogen verbruik mogelijkheden. De niet-vluchtig geheugen van kwalitatief hoogwaardige oxide gebaseerd op flexibele ondergronden wordt echter vaak beperkt door de materiële kenmerken en de onvermijdelijke hoge-temperatuur-Productie-procédé. In deze paper wordt een protocol voorgesteld om direct groeien epitaxiale maar flexibele leiding zirkonium titanate geheugen op element muscoviet mica. De veelzijdige afzetting techniek en meting methode inschakelen de fabricage van flexibele nog single-kristallijn non-volatile geheugenelementen die nodig zijn voor de volgende generatie van slimme apparaten.

De epitaxiale PZT/SRO/CFO/mica dunne films werden neergelegd bij de gepulste laser deposition techniek, zoals beschreven in stap 1. Figuur 1 toont de groei regeling en Figuur 2 toont een werkelijke flexibele NVM element op basis van de PZT.
