De gepresenteerde techniek maakt het mogelijk voor de analyse van de contactpersoon / substraat en contact / NW microstructuur van enkele NW apparaten. Single-NW&#39;s zijn gemaakt door dispergeren van een NW suspensie op een isolerend substraat en het vormen van contactgaten op het substraat via conventionele fotolithografie en metaal depositie, waardoor willekeurig gevormde twee-eindapparaten. Een dikke SiO2-film op een Si wafer wordt meestal gebruikt als een isolerend substraat 1,2. Voor metalen afgezet op een SiO2 oppervlak een gemeenschappelijk probleem gevolg van warmtebehandeling is het optreden van holtevorming in de metaal / SiO 2 interface. Naast kraken en delaminatie van de metaalfilm kan deze holtevorming negatieve invloed op de prestaties toestel tegen een verhoging van de weerstand veroorzaakt door een reductie van het contactoppervlak. Ni / Au contacten geoxideerd in N 2 / O 2 atmosferen zijn toegepast op p-GaN 3-7 overheersende contact regeling. Tijdens een warmtebehandeling in een N2 / O 2, de Ni diffundeert naar de oppervlakte NiO en Au diffundeert naar het vormensubstraatoppervlak. In dit werk, overmatige vorming van holtes in het contact / NW en contact / SiO 2 interfaces werd aangetoond dat het plaatsvindt tijdens gloeien van Ni / Au contacten NWs op SiO 2 8. Om dit probleem aan te pakken hebben we een techniek voor de verwijdering van Ni / Au contacten en GaN NWs van SiO 2 / Si substraten om de interface van het contact met het substraat en NWs analyseren. De Ni / Au films met GaN NWs ingebed in hen worden verwijderd uit de SiO 2 substraat met carbon tape. De koolstof band wordt gehecht aan een standaard montering voor de karakterisering met behulp van scanning elektronenmicroscopie (SEM) samen met verscheidene andere gereedschappen. Single GaN nanodraad (NW) inrichtingen gefabriceerd op SiO2 een sterke afbraak vertonen na het uitgloeien door het optreden van holtevorming in de contactpunten / SiO 2 interface. Deze leegte formatie kan kraken en delaminatie van de metalen film, die de weerstand kunnen verhogen of leiden tot een complete mislukking van de NW apparaat veroorzaken. Om de problemen in verband met vorming van holtes te pakken, werd een techniek ontwikkeld die Ni / Au contact metaal films verwijdert van de substraten om voor het onderzoek en karakterisering van het contact / substraat en contact / NW interfaces van enkele GaN NW apparaten. Deze procedure bepaalt de mate van hechting van de contactfilms aan het substraat en NWs en maakt de karakterisering van de morfologie en samenstelling van het contact interface met het substraat en nanodraden. Deze techniek is ook handig voor de beoordeling van het bedrag van de resterende verontreiniging die overblijft uit de NW schorsing eennd van fotolithografische processen op de NW-SiO 2 oppervlak voorafgaand aan metalen afzetting. De gedetailleerde stappen van deze werkwijze gepresenteerd voor het verwijderen versmolten Ni / Au contacten met Mg gedoteerde GaN NWs op een SiO2 substraat.
