SiO2は、加熱炉内で湿式または乾式の熱酸化プロセスを使用してSiウエハー上で成長させることができる。SiO2は、その後、リソグラフィ技術を使用して、必要に応じてパターン化およびエッチングすることができます。私たちの仕事で使用されているパターンには、平面またはフィルムジオメトリで結合した結果となる広い間隔の支持投稿のパターンが含まれます(図1を参照)。また、1次元特性のチャンネルと、(1 μm)3または(2 μm)3次元1のボックスの配列のパターン化されたチャンネルを持っています(図2参照)。箱で閉じ込め(通常はウエハーで1000万~6000万個)を設計する場合、すべてのボックスを充填する方法が必要です。30nm以上の2つのウエハーを立たされる設計の上のウエハの別のパターン化はこれを可能にする。または、同等に、浅いチャネルは、すべてのボックスがリンクされるように、上部のウエハ上に設計することができます。上のウエハ上で成長した酸化物の厚さは、底面のウエハとは異なる。これにより、設計に対する柔軟性と複雑さが増します。両方のウェハをパターン化できることにより、より多様な閉じ込めジオメトリを実現できます。
これらの結合されたウェーハ、または細胞の幾何学的特徴のサイズは、異なる場合があります。30nmの小さい平面フィルムを有する細胞は正常に10,11を作られた。この下の厚さでは、ウェーハが支持ポストの周りを曲げ、細胞を「シーリング」するオーバーボンディングが行われます。最近、液体4の一連の測定は、それらの間の分離距離が10,12の異なる(2μm)3箱の配列で行われている。2 μmより非常に大きな特徴は、酸化物を成長させるために必要な時間の長さの増加のために非常に実用的ではありません。しかし、測定は3.9 μm9と同じ厚さの酸化物で行われました。横軸の小ささに対する制限は、リソグラフィ機能の限界から生じます。横寸法の大きさの限界は、ウエハの大きさによって決定される。側面寸法がウエハ径のほぼ全体に及ぶ平面細胞の作成に成功しましたが、幅数十ナノメートルのオーダーでいくつかの小さな構造を簡単にパターン化することを想像できます。しかし、このような構造は、電子ビームリソグラフィを必要とします。現時点では、この方法は実行していません。
私たちの仕事のすべてにおいて、結合されたウエハーは真空の堅いエンクロージャを形成した。これは、パターン化された酸化物において、ウエハの周囲の幅3〜4mmのSiO2 の固体リングを保持することによって達成される、 図1を参照してください。これは、接着時に、密封を形成する。入力と出力を必要とする流体力学のスタディに興味がある場合、この設計は簡単に変更できます。
結合細胞の破裂圧力も試験されています。375μmの厚いウエハースを使用すると、最大約9気圧を加えることができることがわかりました。しかし、より大きな酸化物領域の上に結合したり、おそらく厚いウエハースのためにこれを改善する方法を研究していません。
シリコンセルを充填ラインにインターフェースする手順と、閉じ込められたヘリウムの特性を低温で測定する技術はMehta らで与えられている。2 およびガスパリーニ ら。13シリコンの線形寸法の変化は、セル14を冷却すると0.02%に過ぎないことに注意してください。これは、RT で形成されるパターンでは無視できます。
