synthesis and characterization of high c-axis zno thin film by plasma enhanced chemical vapor deposition system and its uv photodetector application

본 연구에서는 높은 C시킴으로써 행한다 (0002) 우선 배향과 산화 아연 (ZnO)을 박막을 성공적으로 그리고 효과적으로 플라즈마 강화 화학 기상 증착 (PECVD) 시스템을 사용하여 다른 합성 온도로 실리콘 (Si) 기판 상에 합성되어왔다. 다른 합성 된 결정 구조에 온도, 표면 모폴로지와 광학적 특성의 영향이 조사되었다. X 선 회절 (XRD) 패턴 (0002)의 회절 피크의 강도가 400까지 증가 O C. 합성 온도 강해져 지적 (0002) 피크의 회절 강도는 점차적으로 약하게 400 O C. 초과까지 합성 온도 (10-10) 회절 피크의 출현과 함께 수반 된 RT의 광 발광 (PL) 스펙트럼 방출은 약 375 nm 내지 약 575 nm의 싶게에 위치한 무시할 깊은 수준 (DL) 방출에서 관찰 강한 가까운 밴드 에지 (NBE)을​​ 전시어 높은 C가 된 ZnO를 박막을 이동시킴으로써 행한다. 전계 방출 주사 전자 현미경 (FE-SEM) 화상이 균일 한 표면 및 작은 입자 크기 분포를 보여. ZnO의 박막은 투과율을 측정하기위한 동일한 파라미터 하에서 유리 기판 상에 합성되어왔다. 자외선 (UV) 검출기 애플리케이션의 목적을 위해, 깍지 Pt로 박막 (두께 ~ 100 나노 미터)는 종래의 광학 리소그래피 공정 및 무선 주파수 (RF) 마그네트론 스퍼터링 법을 통해 제조. 옴 접촉을 달성하기 위해, 장치는 10 분 동안 급속 열처리 (RTA) 시스템에 의해 450 ℃로 아르곤 환경에서 어닐링 하였다. 체계적인 측정 한 후, 전류 - 전압 (I는 - V) 사진 및 암전류와 시간 의존 광전류 응답 결과 곡선은 높은 C는 ZnO의 박막이 적합 감지 층시킴으로써 행한다 것을 나타내는, 양호한 응답 성 및 안정성을 나타내자외선 광 검출기 응용 프로그램.

ZnO의 (0002) (C)와 높은 박막을 성공적으로 PECVD 시스템을 이용하여 실리콘 기판 상에 바람직한 방향을 합성 한 이동시킴으로써 행한다. 이산화탄소 (CO 2)와 디 에틸 아연 (DEZn)는 각각 산소와 아연 전구체로 사용 하였다. 된 ZnO 박막의 결정 구조의 ZnO 박막은 강한 (0002)의 회절 피크와 400 ℃로 합성 한 것을 나타내는, X 선 회절 (도 4)에 의해 특성화되었다. 합성 온도?...

Synthesis and Characterization of High c-axis ZnO Thin Film by Plasma Enhanced Chemical Vapor Deposition System and its UV Photodetector Application

We offered a method to directly synthesize high c-axis (0002) ZnO thin film by plasma enhanced chemical vapor deposition. The as-synthesized ZnO thin film combined with Pt interdigitated electrode was used as sensing layer for ultraviolet photodetector, showing a high performance through a combination of its good responsivity and reliability.
